En effet, la difficult\u00e9 majeure de ce type d&rsquo;int\u00e9gration qui consiste \u00e0 empiler des niveaux de transistors les uns sur les autres est la r\u00e9alisation des niveaux de transistors sup\u00e9rieurs, dont les proc\u00e9d\u00e9s de fabrication mettent en \u0153uvre des temp\u00e9ratures \u00e9lev\u00e9es qui d\u00e9gradent le(s) niveau(x) inf\u00e9rieur(s) et r\u00e9duit les performances de l&rsquo;ensemble.<\/p>\n<p>Pour la premi\u00e8re fois au monde, les chercheurs du CEA-Leti ont r\u00e9ussi \u00e0 abaisser cette temp\u00e9rature sous le seuil critique des 500\u00b0C. Pour cela, ils ont modifi\u00e9 diverses \u00e9tapes-cl\u00e9 du processus, en particulier, test\u00e9 de nouveaux mat\u00e9riaux sp\u00e9cialement choisis pour pouvoir \u00eatre d\u00e9pos\u00e9s \u00e0 plus faible temp\u00e9rature, red\u00e9velopp\u00e9 les proc\u00e9d\u00e9s d&rsquo;\u00e9pitaxie pour se d\u00e9rouler \u00e0 500\u00b0C au lieu des 600\u00b0C et 750\u00b0C habituels, et travaill\u00e9 sur l&rsquo;activation de la jonction par SPER (Solid-Phase Epitaxy Regrowth) \u00e0 500\u00b0C en lieu et place du recuit d&rsquo;activation final habituellement au-del\u00e0 de 1000\u00b0C. Enfin, la recristallisation de la grille a aussi \u00e9t\u00e9 d\u00e9velopp\u00e9e afin d&rsquo;\u00e9viter toute d\u00e9t\u00e9rioration du niveau bas de transistors.<\/p>\n<hr \/>\n<p>La d\u00e9monstration ayant pour l&rsquo;heure \u00e9t\u00e9 faite sur une structure planaire, le proc\u00e9d\u00e9 doit encore \u00eatre valid\u00e9 dans une int\u00e9gration s\u00e9quentielle 3D, et la fiabilit\u00e9 de la grille am\u00e9lior\u00e9e.
