Elle est en plus moins encombrante. Pour autant, ces m\u00e9moires sont pilot\u00e9es par des transistors implant\u00e9s dans les couches inf\u00e9rieures de m\u00e9tallisation des circuits, dont la taille imposante devient un facteur limitant pour les nouvelles g\u00e9n\u00e9rations de puces. Les chercheurs du CEA-Leti ont remplac\u00e9 le transistor par un dispositif plus petit, l&rsquo;OTS ( Ovonic Threshold Switching\u00a0), qui lui est associ\u00e9 en s\u00e9rie. Cette solution ouvre la porte \u00e0 l&#8217;empilement de plusieurs couches de m\u00e9moire \u00e0 changement de phase en 3D, directement sur les circuits num\u00e9riques.<\/p>\n<p>Des industriels travaillent d\u00e9j\u00e0 avec ces points m\u00e9moires associant OTS et PCM, pour des applications de stockage d\u00e9port\u00e9, un peu \u00e0 l&rsquo;image d&rsquo;une clef USB. Mais les chercheurs du CEA-Leti viennent, pour la premi\u00e8re fois, de r\u00e9ussir \u00e0 co-int\u00e9grer ces points m\u00e9moire dans les niveaux de m\u00e9tallisation de fin de fabrication (Back End of Line &#8211; BEOL\u00a0\u00bb) qui surmontent une technologie 28\u00a0nm. Ils ont, en outre, plac\u00e9 ces points m\u00e9moires dans les couches sup\u00e9rieures du circuit, leur \u00e9vitant ainsi de subir des \u00e9tapes de fabrication susceptibles de les endommager.<\/p>\n<p>Cette co-int\u00e9gration avec des \u00e9l\u00e9ments de calcul permettra d&rsquo;envisager de r\u00e9pondre \u00e0 la demande des nouvelles applications qui n\u00e9cessitent en m\u00eame temps de fiabilit\u00e9 et d&rsquo;un \u00e9change de plus en plus rapide entre calcul et m\u00e9moire, comme les circuits neuromorphiques qui miment le comportement du cerveau humain, la cl\u00e9 des v\u00e9hicules autonomes du futur.
