Son utilisation par Weebit a produit de bons r\u00e9sultats sur une gamme de param\u00e8tres. Le professeur Tour avait montr\u00e9 que des couches minces d&rsquo;oxyde de silicium nanoporeux &#8211; un m\u00e9lange de dioxyde de silicium et de monoxyde de silicium &#8211; pouvaient \u00eatre utilis\u00e9es pour commuter des \u00e9tats de r\u00e9sistance avec un rapport marche-arr\u00eat \u00e9lev\u00e9. <\/span><\/span><\/p>\n<p><span class=\"VIiyi\" lang=\"fr\"><span class=\"JLqJ4b\" data-language-for-alternatives=\"fr\" data-language-to-translate-into=\"en\" data-phrase-index=\"0\" data-number-of-phrases=\"1\">C&rsquo;\u00e9tait un r\u00e9sultat quelque peu surprenant mais potentiellement utile car le dioxyde de silicium \u00e9tait utilis\u00e9 comme couche isolante primaire dans les circuits int\u00e9gr\u00e9s depuis de nombreuses ann\u00e9es. C&rsquo;\u00e9tait donc le mat\u00e9riau fab-friendly par excellence. <\/span><\/span><\/p>\n<h4><span class=\"VIiyi\" lang=\"fr\"><span class=\"JLqJ4b\" data-language-for-alternatives=\"fr\" data-language-to-translate-into=\"en\" data-phrase-index=\"0\" data-number-of-phrases=\"1\">\u00ab Petits ajustements \u00bb <\/span><\/span><\/h4>\n<p><span class=\"VIiyi\" lang=\"fr\"><span class=\"JLqJ4b\" data-language-for-alternatives=\"fr\" data-language-to-translate-into=\"en\" data-phrase-index=\"0\" data-number-of-phrases=\"1\">Le porte-parole de Weebit a d\u00e9crit les modifications apport\u00e9es par Weebit comme \u00ab\u00a0une modification mineure\u00a0\u00bb. Le porte-parole a ajout\u00e9: \u00ab\u00a0Weebit est toujours engag\u00e9 \u00e0 100% dans les mat\u00e9riaux \u00e0 base d&rsquo;oxydes. Dans le cadre du d\u00e9veloppement de la technologie, la soci\u00e9t\u00e9 s&rsquo;est rendu compte que la modification de la composition afin qu&rsquo;elle ne soit pas du SiOx pur apporte de meilleurs r\u00e9sultats. Nous pr\u00e9f\u00e9rons ne pas rendre publique la composition exacte car c&rsquo;est consid\u00e9r\u00e9 comme faisant partie de la sauce secr\u00e8te.\u00a0\u00bb<\/span><\/span><\/p>\n<p class=\"title\"><a href=\"https:\/\/www.ecinews.fr\/fr\/le-leti-et-weebit-etendent-leur-partenariat-dans-les-reram\/\" target=\"_blank\" rel=\"noopener\">Le Leti et Weebit \u00e9tendent leur partenariat dans les ReRAM<\/a><\/p>\n<p><span class=\"VIiyi\" lang=\"fr\"><span class=\"JLqJ4b\" data-language-for-alternatives=\"fr\" data-language-to-translate-into=\"en\" data-phrase-index=\"0\" data-number-of-phrases=\"1\">Il se pourrait que Weebit Nano ait adopt\u00e9 ou adapt\u00e9 la technologie de l&rsquo;institut de recherche fran\u00e7ais CEA-Leti (Grenoble, France).Il est \u00e0 noter que Weebit travaille avec le CEA-Leti en tant que partenaire de recherche depuis de nombreuses ann\u00e9es. <\/span><\/span><\/p>\n<p><span class=\"VIiyi\" lang=\"fr\"><span class=\"JLqJ4b\" data-language-for-alternatives=\"fr\" data-language-to-translate-into=\"en\" data-phrase-index=\"0\" data-number-of-phrases=\"1\">Le Leti a sa propre version de ReRAM qu&rsquo;il appelle OxRAM. Celui-ci \u00e9tait \u00e0 l&rsquo;origine bas\u00e9 sur des couches actives d&rsquo;oxyde d&rsquo;hafnium dop\u00e9 au titane. On pense que, comme de nombreuses autres technologies de RAM r\u00e9sistive (ReRAM), OxRAM est bas\u00e9e sur la migration des ions m\u00e9talliques et des lacunes d&rsquo;oxyg\u00e8ne pour cr\u00e9er et rompre un chemin de conduction filamentaire dans une cellule m\u00e9moire. <\/span><\/span><\/p>\n<p class=\"title\"><a href=\"https:\/\/www.ecinews.fr\/fr\/brevet-du-leti-et-weebit-pour-la-programmation-multi-niveaux-des-reram\/\" target=\"_blank\" rel=\"noopener\">Brevet du Leti et Weebit pour la programmation multi-niveaux des ReRAM<\/a><\/p>\n<h4><span class=\"VIiyi\" lang=\"fr\"><span class=\"JLqJ4b\" data-language-for-alternatives=\"fr\" data-language-to-translate-into=\"en\" data-phrase-index=\"0\" data-number-of-phrases=\"1\">Hafnium?<\/span><\/span><\/h4>\n<p><span class=\"VIiyi\" lang=\"fr\"><span class=\"JLqJ4b\" data-language-for-alternatives=\"fr\" data-language-to-translate-into=\"en\" data-phrase-index=\"0\" data-number-of-phrases=\"1\">En octobre 2021, le groupe de recherche Minatec \u00e0 Grenoble a annonc\u00e9 que avoir r\u00e9alis\u00e9 des OxRAM 16 kbit sur des wafers FDSOI 28 nm. Minatec pr\u00e9cise que l&rsquo;introduction \u00ab\u00a0d&rsquo;une infime quantit\u00e9 de silicium dans le m\u00e9tal actif (l&rsquo;oxyde d&rsquo;hafnium) est une innovation qui permet d&rsquo;utiliser une tension plus faible, ce qui est mieux pour les transistors 28nm les plus proches de la m\u00e9moire. Le dioxyde de silicium est toujours utilis\u00e9 comme isolant dans le back-end of line (BEOL) dans les circuits int\u00e9gr\u00e9s avanc\u00e9s. Mais pour les transistors de pointe \u00e0 la surface du silicium, l&rsquo;oxyde d&rsquo;hafnium est utilis\u00e9 pour sa constante di\u00e9lectrique plus \u00e9lev\u00e9e.<\/span><\/span><\/p>\n<p><span class=\"VIiyi\" lang=\"fr\"><span class=\"JLqJ4b\" data-language-for-alternatives=\"fr\" data-language-to-translate-into=\"en\" data-phrase-index=\"0\" data-number-of-phrases=\"1\">Intel a introduit les oxydes d&rsquo;hafnium dans la fabrication de circuits int\u00e9gr\u00e9s en 2007 en remplacement de l&rsquo;oxyde de silicium comme isolant de grille dans les transistors \u00e0 effet de champ dans son process de fabrication 45 nm. Les fabricants de puces ont embo\u00eet\u00e9 le pas \u00e0 des n\u0153uds similaires et en dessous. La couche di\u00e9lectrique \u00e0 k \u00e9lev\u00e9 dans les circuits int\u00e9gr\u00e9s peut d\u00e9sormais \u00eatre constitu\u00e9e de couches jumelles de dioxyde d&rsquo;hafnium et de dioxyde de silicium ; peut \u00eatre d\u00e9crit comme du silicate d&rsquo;hafnium et peut inclure du titane et d\u00e9crit comme du titanate d&rsquo;hafnium.<\/span><\/span><\/p>\n<p><span class=\"VIiyi\" lang=\"fr\"><span class=\"JLqJ4b\" data-language-for-alternatives=\"fr\" data-language-to-translate-into=\"en\" data-phrase-index=\"0\" data-number-of-phrases=\"1\">Avec des couches de l&rsquo;\u00e9paisseur de quelques atomes, ce qui constitue un compos\u00e9 et ce qui est un dopant peut devenir difficile \u00e0 distinguer. <\/span><\/span><\/p>\n<h4><span class=\"VIiyi\" lang=\"fr\"><span class=\"JLqJ4b\" data-language-for-alternatives=\"fr\" data-language-to-translate-into=\"en\" data-phrase-index=\"0\" data-number-of-phrases=\"1\">OxRAM <\/span><\/span><\/h4>\n<p><span class=\"VIiyi\" lang=\"fr\"><span class=\"JLqJ4b\" data-language-for-alternatives=\"fr\" data-language-to-translate-into=\"en\" data-phrase-index=\"0\" data-number-of-phrases=\"1\">Il serait logique que Weebit \u00ab\u00a0ajuste\u00a0\u00bb la ReRAM afin qu&rsquo;elle puisse \u00eatre fabriqu\u00e9e soit dans le BEOL, soit \u00e0 partir des syst\u00e8mes d&rsquo;oxyde d&rsquo;hafnium utilis\u00e9s \u00e0 proximit\u00e9 de la surface de silicium d&rsquo;un circuit int\u00e9gr\u00e9 avanc\u00e9. Cependant, cela pourrait-il \u00eatre au d\u00e9triment de certains de ses avantages et de sa diff\u00e9renciation en mati\u00e8re de propri\u00e9t\u00e9 intellectuelle\u00a0?<\/span><\/span><\/p>\n<p><span class=\"VIiyi\" lang=\"fr\"><span class=\"JLqJ4b\" data-language-for-alternatives=\"fr\" data-language-to-translate-into=\"en\" data-phrase-index=\"0\" data-number-of-phrases=\"1\">Le CEA-Leti a d\u00e9pos\u00e9 des brevets sur ses recherches OxRAM et serait en pourparlers avec plusieurs fabricants potentiels. Il y a aussi le probl\u00e8me d&rsquo;ing\u00e9nierie de la fa\u00e7on dont les ReRAM FDSOI 28 nm et 22 nm plus avanc\u00e9es de Weebit, vraisemblablement fabriqu\u00e9es selon la recette secr\u00e8te du mat\u00e9riau, fonctionnent sur le large \u00e9ventail de param\u00e8tres.<\/span><\/span><\/p>\n<p><span class=\"VIiyi\" lang=\"fr\"><span class=\"JLqJ4b\" data-language-for-alternatives=\"fr\" data-language-to-translate-into=\"en\" data-phrase-index=\"0\" data-number-of-phrases=\"1\">Au moins une autre soci\u00e9t\u00e9 d\u00e9veloppe une m\u00e9moire non volatile \u00e0 base d&rsquo;oxyde de silicium. Intrinsic Semiconductor Technologies Ltd. (Londres, Angleterre) a r\u00e9alis\u00e9 des exemples de sa ReRAM \u00e0 base d&rsquo;oxyde de silicium sur un processus de fabrication CMOS de 50 nm. Le travail a \u00e9t\u00e9 r\u00e9alis\u00e9 en partenariat avec l&rsquo;institut de recherche IMEC (Louvain, Belgique).
