Bien adaptés aux appareils électroménagers, notamment les tables de cuisson, ces circuits sont présentés dans un boîtier TO-3P(N), équivalent au TO247, et offrent une température maximale de jonction élevée de 175 °C. Le courant maximal est de 50 V pour les deux composants. En valeur typique, la tension de saturation à IC égal 50A est seulement de 1,5 V pour la version GT50JR21 et de 1,65 V pour le GT50JR22. Ces transistors font appel à la technologie semi-conducteur en mode enrichissement propriétaire et sont optimisés pour une commutation à très haute vitesse. En valeurs typiques, avec un courant de collecteur de 50 A, les vitesses de commutation ton (turn-on time) et toff (turn-off time) de l’IGBT sont respectivement de 0,26 µs et 0,31 µs pour le GT50JR21, et de 0,25 µs et 0,37 µs pour le GT50JR22. Par conséquent, le premier est adapté à la commutation basse fréquence et le deuxième à la commutation haute fréquence. La dissipation sur le collecteur atteint 230 W à 25 °C pour chacun d’eux.<\/p>\n
