Les valeurs maximales de courant atteignent 40 A &agrave; 25&ordm;C et 35 A &agrave; 100&ordm;C. L&rsquo;IGBT peut op&eacute;rer &agrave; des temp&eacute;ratures de jonction &eacute;tendues jusqu&rsquo;&agrave; 175&ordm;C.<br \/>\nLe composant GT40QR21 de Toshiba est con&ccedil;u pour la commutation &agrave; tr&egrave;s haute vitesse &ndash; avec des temps de descente (tf) et de coupure (toff) typiques pour l&rsquo;IGBT de tout juste 0,2 &micro;s et 0,4 &micro;s respectivement avec un courant de collecteur de 40 A, tandis que le temps de recouvrement inverse typique (trr) pour la diode de protection est de 0,6 &micro;s (IF = 15 A). La tension de saturation collecteur-&eacute;metteur (VCE(sat)) est indiqu&eacute;e avec une valeur typique de tout juste 1,9 V (IC = 40 A).<br \/>\nConditionn&eacute; dans un bo&icirc;tier TO-3P(N) &eacute;quivalent &agrave; un bo&icirc;tier TO247, l&rsquo;IGBT mesure 15,5 mm x 20 mm x 4,5 mm et affiche une r&eacute;sistance thermique maximale jonction-bo&icirc;tier (Rth(j-c)) de
